基于等效电路模型的雪崩光电探测器特性分析
Characteristic Analysis of Avalanche Photodedetector Based on Equivalent Circuit Model
摘要
为了精确模拟雪崩光电探测器(APD)的特性,提出了一种APD等效电路模型。文中首先从APD载流子速率方程出发,同时考虑芯片寄生参量和封装寄生参量的影响,得到了APD的等效电路模型,进而基于该电路模型在PSpice软件中分析了APD的光脉冲响应特性、频率响应特性、噪声特性和增益带宽特性。
Abstract
A novel equivalent circuit model for simulating the charactristics of APD is proposed. From carrier rate equations of APD, taking into account of the chip parasitic parameters and the package parasitic parameters, a new equivalent circuit model is obtained, and then the pulse response, frequency response, noise performances and gainbandwidth performances of APD based on this model are analyzed with circuit simulation software PSpice.
