摘要
在正面光照和背面光照两种条件下,利用半导体器件仿真软件分析了单元电池宽度对产业化P型双面单晶硅太阳电池电学性能的影响。为进一步提高双面太阳电池光电转换效率,对单元电池宽度进行了优化。仿真结果表明,在正、背面光照条件下,随着单元电池宽度的增大,双面电池短路电流密度均增大;当单元电池宽度较小时,正、背面短路电流密度增大较迅速。随着单元电池宽度的增大,正、背面开路电压均增大,而正、背面填充因子先增大后减小。当正、背面入射光强一定时,存在最优的单元电池宽度,使得双面太阳电池转换效率达到最大值。随着单元电池宽度的增大,正面和背面光电转换效率均先增大后减小,但正、背面光照条件下的最优单元宽度不同。当单元电池宽度一定时,存在最优的正、背面栅电极间距。
Abstract
Under two situations of front and rear illuminations, the influence of unit cell width on the electrical performance of industrialized P-type bifacial mono-crystalline silicon solar cells is studied by using the semiconductor device simulation software. In order to further improve the photoelectric conversion efficiency of bifacial solar cells, the unit cell width is optimized. The simulation results show that, under the front and rear illuminations, the short-circuit current densities in bifacial solar cells both increase with the increase of the unit cell width, and when the unit cell width is relatively small, the front and rear short-circuit current densities increase rapidly. With the increase of unit cell width, both of the front and rear open circuit voltages increase, while the front and rear filling factors firstly increase and then decrease. When the front and rear incident light intensities are fixed, there is an optimal unit cell width which makes the conversion efficiency of bifacial solar cells reach the maximal value. With the increase of unit cell width, the photoelectric conversion efficiencies at the front and rear sides both increase firstly and then decrease, while the optimal unit cell widths are different under the front and rear illuminations. When the unit cell width is fixed, there exists an optimal distance between the front and rear grid electrodes.
